Synthesis and Raman scattering of SiC nanowires decorated with SiC polycrystalline nanoparticles

Abstract

SiC nanowires decorated with SiC polycrystalline nanoparticles have been synthesized by chemical vapor deposition using methyltrichlorosilane as precursor at standard atmospheric pressure. The as-received products were characterized by scanning electron microscopy, X-ray diffraction, energy-dispersive X-ray spectroscopy, transmission electron microscopy, high-resolution transmission electron microscopy, selected area electron diffraction and Raman spectroscopy. The nanowires consist of a single-crystalline β-SiC core and a thin amorphous SiO2 shell. The diameter of nanowires is about 80 nm. The SiC polycrystalline nanoparticles on SiC nanowires are of anomalous spherical configuration having a mean diameter of about 100 nm.
